1、華中科技大學(xué)碩士學(xué)位論文摘要鈦酸鍶鋇薄膜(簡稱BST)在微波頻率下具有小的漏電流,較小介電損耗,較大介電常數(shù),且介電常數(shù)隨外加偏壓變化的特點,由于利用BST薄膜可制作移相器等可調(diào)諧器件而被廣泛研究。BST薄膜介質(zhì)移相器性能與BST的微波參數(shù):介電常數(shù)、損耗角、調(diào)諧率相關(guān),因此測量BST薄膜微波參數(shù)對設(shè)計BST介質(zhì)移相器來說意義重大。共面波導(dǎo)(簡稱CPW)傳輸線便于施加偏壓而便于測試BST調(diào)諧率,因此本文對使用CPW結(jié)構(gòu)測量10GHz頻率下BST薄膜的微波參數(shù)在方法上進行了研究。首先利用電磁軟件-HFSS仿真研究了包括CPW的信號線寬度、縫隙寬度、金屬電極材料的種類及厚度、襯底材料的性質(zhì)和
2、厚度對CPW微波傳輸?shù)挠绊懀貏e研究了接地面寬度大小對CPW傳輸?shù)挠绊?。然后利用仿真的結(jié)果設(shè)計了信號線寬度分別為10μm、20μm、30μm,不同長度的CPW測試結(jié)構(gòu)及其校準(zhǔn)件近百個,以滿足BST介電常數(shù)在60-240,厚度在0.2μm-1.0μm范圍內(nèi)測試的需要,并用L-EDIT軟件繪制了相應(yīng)的版圖。之后從理論上論證了偏壓下共面波導(dǎo)S參數(shù)變化是由于BST薄膜介電常數(shù)隨偏壓變化。接著對比了HFSS與保角映射法(CMM)計算的結(jié)果,兩者計算CPW特征阻抗、BST介電常數(shù)和調(diào)諧率的結(jié)果基本一致,損耗角的結(jié)果有一定的差別達(dá)到50%。最后對HFSS法建立誤差分析模型,發(fā)現(xiàn)由于誤差放大作用導(dǎo)致最終

6、oftwareHFSS,includingtheinfluenceofthewidthsofCPW’ssignalline,gap,thesortsandthicknessesofmetal,thedielectricconstantsandthicknessesofBST,andthecharacterofunderlays,especiallyreseachedtheinstancethatthewidthofgroundlineaffectedthecharacterimpedanceandthehighmodesofCPW.Andthen,Wedesignedseveralser
7、iesnearlyonehundredofCPWstructuresandrelatedcalibrationkitsonthebasisofsimulation.Thewidthsofthesignallineincluded10μm,20μmand30μm,thewidthofgapwaschangedgradually,andthelengthsofCPWincludedthreedifferentkindofsizesfor
