2、sentsbrieflytheresultsofthedevelopmentofAIGaAs/GaAs,InP/InGaAsandGaSbcellsmanufacturedfortandemsolarcells,aswellastandemsdesignedforpointandline-focusconcentratormodules.Themaximumefficiency23-23.8%(25°C,AM0)under20-100sunshasbeenreachedintheinfraredtransparentA1GaAs/GaAscell
3、swithprismaticcover.Theefficiency27.5%underAM1.5,140sunsconditionshasbeenreachedaswell.Thebottomcellsarebasedonlattice-matchedInP/InGaAsorGaShhomo-junctionZn-diffusedstructures.Thesummationofthehighestefficienciesmeasuredinthetopandbottomcellsgavethevalues28.8%-29.4%(AM0,20-7
4、0suns,25°C)and33.2%(AM1.5,100suns,30°C).Twotypesofconcentratorphotovoltaicmodulesemployingthereflectiveopticalelementshavebeendeveloped.Thefirsttypeisbasedoncompoundparabolicconcentrators,thesecondoneonline-focusparabolictroughs.Theestimatedspecificparametersofthesemoduleswit
