1、物理化學(xué)學(xué)報(WuliHuaxueXuebao)230ActaPhys.一Chim.Sin.,2010,26(1):230-236January【Article】www.whxb.pku.edu.cn硫氰酸銀鉀復(fù)合薄膜的制備及其電存儲特性季欣董元偉徐偉(復(fù)大學(xué)材料科學(xué)系,上海200433)摘要:采用真空熱蒸鍍法在銀電極上蒸鍍硫氰酸鉀薄膜,并通過界面反應(yīng)在銀電極表面上形成AgK2(SCN)復(fù)合薄膜.采用可見光譜、x射線光電子能譜(xes)、激光拉曼光譜和x射線多晶衍射譜(XRD)對薄膜進(jìn)行表征.研究發(fā)現(xiàn),A1/AgK2(SCN)fAg器件具有穩(wěn)
2、定的可逆電雙穩(wěn)特性,高、低電阻狀態(tài)的電阻比高達(dá)l0,并能實現(xiàn)連續(xù)“寫一讀一擦一讀”操作.器件的可逆擦寫特性歸因于外電場作用下AgKdSCN)。復(fù)合介質(zhì)層內(nèi)導(dǎo)電通道的形成一斷裂;電流一電壓曲線擬合顯示,低電阻狀態(tài)符合歐姆傳輸,而高電阻狀態(tài)表現(xiàn)出空間電荷限制電流傳輸模式.在導(dǎo)電通道斷裂的過程中,電離作用和焦耳熱效應(yīng)會共同起作用.關(guān)鍵詞:電化學(xué)電離;電雙穩(wěn)態(tài);導(dǎo)電通道;界面反應(yīng);真空熱蒸發(fā);焦耳熱效應(yīng)中圖分類號:0646;0484.4PreparationandElectricalMemoryCharacteristicsofPotassiumTh

5、ad”mode.ThereversiblewritinganderasingperformanceofthedeviceisattributedtotheformationandruptureofconductingchannelsthroughtheAgK2(SCN)3compositelayer.Byfittingthecurrent-voltagecurves,thelow—andhigh—resistancestatesareshowntofollowohmicconductionandspacechargelimitedcurent
