1、噴霧熱解法制備氟摻雜二氧化錫導電薄膜及其性能研究摘要氟摻雜二氧化錫導電薄膜(fluorine.dopedtinoxide,F(xiàn)TO)因具有高透光率和低電阻被廣泛用于太陽能電池和顯示設備。采用噴霧熱解法,以四氯化錫和氟化銨、1.甲基一3.乙基咪唑三氟乙酸(3.ethyl.1.methylimidazoliumtrifluoroacetate,EMITA)為原料、水和乙醇、異丙醇為溶劑,噴瓶為霧化裝置,在載玻片上制備FTO薄膜。運用X射線衍射儀、掃描電子顯微鏡、紫外一可見分光光度計和四探針測試儀分別對FTO薄膜進行了表征。研究了噴涂次數(shù)、襯底溫度、四氯化錫濃度、氟化銨(EMITA)濃度、
2、雙氧水濃度和乙醇(異丙醇)與水的體積比對FTO薄膜的透光率和方塊電阻的影響。當襯底溫度為500℃,SnCl4濃度為0。81mol/L,NH4F濃度為0.1mol/L,乙醇與水的體積比為8:2,噴涂100次時,所得FTO薄膜在可見光區(qū)的平均透光率為76%,方塊電阻為13Q/口。在噴霧熱解液中加入少量的H202(0.05tool/L)可明顯提高FTO薄膜在可見光區(qū)的透光率,而不影響其方塊電阻;當噴霧熱解液組成為O.8mol/LSnCl4,O.1mol/LNH4F,0.05mol/LH202,異丙醇與水的體積比為8:2,襯底溫度為500℃,噴涂100次時,所得FTO薄膜在可見光區(qū)的平均透
